Detection of terahertz (THz) radiation with high sensitivity and efficiency remains a challenging problem for THz technology development. A photoconductive THz detector based on the Auston switch concept is among the most sensitive and widely-used room-temperature coherent THz detectors. Plasmonic nano-antennas and gratings, and ultrathin optical cavities recently were introduced in the structure of THz optoelectronic devices to improve their efficiencies. It allowed obtaining higher photocurrents and smaller capacitance, which lead to improvements in the response speed and efficiency of THz detectors. Plasmonic nanostructures however introduce Ohmic losses, which can substantially reduce the responsivity of THz detectors. Alternatively, efficiency of photoconductive THz detectors can be enhanced by using all-dielectric metasurfaces. A metasurface containing only dielectric, instead of plasmonic nanostructures, can be designed to trap the incident light in a selected spectral range and thus enhance optical absorption. We designed an optically-thin photoconductive channel as an all-dielectric metasurface, which exhibited enhanced optical absorption at laser excitation wavelength. The metasurface comprised an array of low-temperature grown GaAs nanobeams and a sub-surface distributed Bragg reflector. Integrated into a photoconductive (Auston) switch, the metasurface improved the efficiency and sensitivity of the THz detector. Specifically, the detector produced photocurrents over one order of magnitude higher compared to a similar detector with unstructured surface with only 0.5 mW of optical excitation, while exhibiting high dark resistance required for low-noise detection in THz time-domain spectroscopy and imaging. At that level of optical excitation the metasurface detector showed a high signal to noise ratio of 10^6. We will discuss mechanisms responsible for the efficiency improvement, as well as the application of THz detectors with all-dielectric metasurfaces for enabling more sensitive integrated THz near-field probes.

Two series of nanodisk arrays were designed. The first one was fabricated out of a silicon-on-insulator (SOI) wafer using electron-beam lithography and a reactive-ion etching process. The top layer of a SOI wafer is a 260-nm layer of monocrystalline (100)-cut silicon. We consider three square 400x400 μm2 arrays distinguished by the disk diameter values – 340, 345 and 360 nm, respectively; the period of the nanodisk ordering in the array amounted to 2.85 μm – this value allows for regarding the disks as isolated ones in terms of optical coupling. The nanodisk diameter choice specifies the magnetic dipolar (MD) resonance wavelength [1]. The second series of arrays was made of a 130-nm hydrogenated amorphous silicon (a-Si:H) film grown by plasma-enhanced chemical vapor deposition on a thin glass substrate. In order to study the nonlinear optical response of the nanodisks and verify the multipole resonances roles, we conducted third-harmonic generation (THG) spectroscopy measurements using a tunable (1.0-1.5 μm) optical parametric oscillator (200 fs pulses with the repetition rate of 76 MHz) pumped by a Ti:Sapphire laser. The laser beam waist diameter was set at 11 μm by an aspheric lens. The full thickness of both the SOI and glass wafers (∼500 μm each) was less than the waist depth. The resulting peak intensity reached the values of about 1 GW/cm2 in the sample plane. The laser beam polarization was linear as controlled by a Glan-Taylor laser prism. The transmitted and collimated THG signal was selected by a set of blue filters and detected by a photomultiplier tube connected with a lock-in amplifier. This signal was proven to be of TH origin by checking its cubic dependence on the pump power and by direct measurements of its spectrum. It was also verified that the THG beam was polarized parallel to the orientation of the pump beam polarization. It should be pointed out that the penetration depth of the THG into silicon does not exceed the nanodisk height. The experimental technique [2] of nonlinear spectroscopy consists of defining the ratio of the TH signal from the nanostructured area to the successively measured signal from the nearby area where the top layer of silicon was etched away (in the case of the SOI wafer) or to the signal from a reference channel (in the case of the a-Si:H film). These ratios reveal the enhanced third-order optical response; moreover, the dispersion of the silicon nonlinear susceptibility is thereby taken into account. The resultant normalized THG signal represents the nanodisks and their resonant contribution. In this contribution, we have shown the third-harmonic response of silicon nanodisks at their electric and magnetic dipolar resonances. The enhanced up-conversion efficiency at the MD resonance of the nanodisks is observed, whereas the electric dipolar resonance yields less nonlinear conversion. The maximum area-normalized THG enhancement is around 30. In this work, the observed linear and nonlinear spectra are confirmed by numerical calculations. [1] I. Optical metasurfaces have developed as a breakthrough concept for advanced wave-front. Key to these “designer metasurfaces”[1] is that they provide full 360 degree phase coverage and that their local phase can be precisely controlled. The local control of phase, amplitude and polarization on an optically thin plane will lead to a new class of flat optical components in the areas of integrated optics, flat displays, energy harvesting and mid-infrared photonics, with increased performance and functionality. However, reflection and/or absorption losses as well as low polarization-conversion efficiencies pose a fundamental obstacle for achieving high transmission efficiencies that are required for practical applications. A promising way to overcome these limitations is the use of metamaterial Huygens’ surfaces [2-4], i.e., reflection-less surfaces that can also provide full 360 degree phase coverage in transmission. Plasmonic implementations of Huygens’ surfaces for microwave [2] and the mid-infrared spectral range [3], where the intrinsic losses of the metals are negligible, have been suggested, however, these designs cannot be transferred to near-infrared or even visible frequencies because of the high dissipative losses of plasmonic structures at optical frequencies. Here, we demonstrate the first holographic metasurface utilizing the concept of all-dielectric Huygens’ surfaces thereby achieving record transmission efficiencies of approximately 82% at 1477nm wavelength. Our low-loss Huygens’ surface is realized by two-dimensional subwavelength arrays of loss-less silicon nanodisks with both electric and magnetic dipole resonances [4]. By controlling the intrinsic properties of the resonances, i.e. their relative electric and magnetic polarizabilities, quality factors and spectral position, we can design silicon nanodisks to behave as near-ideal Huygens’ particles. This allows us to realize all-dielectric Huygens’ surfaces providing full 360 degree phase coverage that lack dissipative losses and also suppress unwanted reflections without relying on cross-polarization schemes that additionally suffer from polarization-conversion losses. We now use such Huygens’ surfaces in order to create a highly-efficient phase masks for the generation of optical holograms. By varying only one geometrical parameter, namely the lattice periodicity that can be controlled easily during the fabrication process we can effectively generate arbitrary hologram images from a 4-level phase discretization. In order to design the arrangement of the pixels in the metasurfaces, we calculate the phase mask required for a hologram generating the letters ‘hv’ in the hologram plane. In the next step the Huygens’ hologram is fabricated on a back-side polished SOI wafer by electron-beam lithography followed by a reactive-ion etching process. Then, we measure the phase of the generated hologram using a home-built Mach-Zehnder interferometer and perform a phase retrieval process to compare the experimental phase with the designed phase. Finally, we record the holographic image in the hologram plane and demonstrate that the device functionality is completely polarization insensitive with a transmission efficiency of 82%, in contrast to all the earlier works utilizing geometric phase.
