A new method for estimating the shunt capacitance of planar Schottky diodes has recently been developed [1]. Using this method, close agreement is achieved with capacitance measurements made on a millimeter-wave subharmonic diode. The shunt capacitance of the diode is shown to be frequency dependant, placing a usable high frequency limit of about 350GHz on the diode design.
